The Effect of Inhomogeneous Broadening on Characteristics of Three-State Lasing Ingaas/Gaas Quantum Dot Lasers

We have investigated the effects of inhomogeneous broadening on the three-state of InGaAs/GaAs quantum dot (QD) lasers. The Numerical models based on rate equations is presented with considering inhomogeneous broadening. We have calculated output power and optical gain that show differences lasing from the ground state and exited state and upper continuum state. The comparison between these three energy levels leads to a qualitative understanding for origin of the three-state lasing in InGaAs/GaAs QD lasers.
